How Did Anakin Become a Force Ghost?
The films never explain it. Anakin never trained in the technique Qui-Gon discovered, but StarWars.com's canon Databank says his sacrifice let Obi-Wan and Yoda preserve his spirit in the Force. Here is what the films show, what canon adds, and why he appears young.
The films never say how Anakin did it. He never trained in the technique that let Obi-Wan and Yoda keep their identities after death, yet he appears beside them at the end of Return of the Jedi. The canon answer comes from StarWars.com's official Databank: his selfless sacrifice allowed his spirit to be preserved in the Force by his former mentors, Obi-Wan and Yoda. The technique he never learned#
Revenge of the Sith sets up the idea in its last minutes. Before Obi-Wan goes into exile, Yoda tells him that an old friend has learned the path to immortality, "one who has returned from the netherworld of the Force", their old master Qui-Gon Jinn. Yoda says he will teach Obi-Wan how to commune with him. (Revenge of the Sith)
The Clone Wars shows where Yoda learned it. In the episode "Voices", Qui-Gon's spirit, still only a voice, tells Yoda he can learn to preserve his life force and keep his consciousness after death. In A New Hope it pays off. Obi-Wan tells Vader, "If you strike me down, I shall become more powerful than you can possibly imagine," and when Vader's blade hits, his body disappears. (A New Hope)

What Return of the Jedi shows#
On the second Death Star, Vader throws the Emperor down a shaft to save Luke and is fatally wounded by the lightning. He asks Luke to take off his mask so he can look at him with his own eyes, tells him he was right about him, and dies. Luke burns the armour on a pyre on Endor. (Return of the Jedi)
That night, as the Rebels celebrate, Luke looks across the clearing and sees three figures glowing in the dark: Obi-Wan, Yoda, and Anakin, smiling at him. The film gives no line of explanation. Anakin's body didn't vanish like Obi-Wan's or Yoda's, which is why Luke had something to burn. (Return of the Jedi)
The canon answer#
StarWars.com's Databank, the official canon reference, gives the explanation the film leaves out: when Anakin died, his selfless sacrifice allowed his spirit to be preserved in the Force by Obi-Wan and Yoda. In other words, he didn't learn the trick. His mentors used theirs on his behalf, and his return to the light is what made it possible. (StarWars.com Databank, "Anakin Skywalker")
Interpretation: that fits what the films stress. Anakin had to come back to the light first. Obi-Wan had told him on Mustafar that he was meant to destroy the Sith, and he finally does it by killing Palpatine, so the reward goes to Anakin Skywalker, not to Vader. Why he looks young#
When Return of the Jedi came out in 1983, the ghost was Sebastian Shaw, the older actor who played Anakin when Luke removes the mask. For the 2004 DVD release, George Lucas replaced him with Hayden Christensen, who played Anakin in the prequels. (Return of the Jedi)
Interpretation: the usual reading is that the spirit takes the form of the man before the fall, the last time he was truly a Jedi. (Return of the Jedi)
Does he appear again?#
Yes, in canon. In The Rise of Skywalker his voice is among the Jedi who speak to Rey on Exegol: "Bring back the balance, Rey, as I did." In Ahsoka, he appears to Ahsoka Tano in the World Between Worlds to finish her training. (The Rise of Skywalker; Ahsoka, "Part Five: Shadow Warrior")
